標題[問題] hspice 跑 RFMOS 問題

請問版上大大
我用hspice2007 and hspce2005 跑 rf018 的 RFMOS model
一直出現錯誤錯誤
**error** reference 0:nch_rf instance width or length does not fit into
the wmax/wmin or lmax/lmin range.
it was referenced in element 0:m1
the channel width= 2.500E-06 and length= 1.800E-07
我的W跟L的size都有符合最大或最小以內
改了幾組size問題還是一樣...
請問有人跟我一樣的問題嗎？？
（網路上google 有人說是BSIM版本的問題 是這樣嗎？？）
還有一個問題是 同一個VCO的sp檔
在hspice2005跑 可以振盪
不過把他拿到hspice2007跑 卻振不起來
也請問這是什麼問題？？ 哪種版本會比較準確？？
